Gallium nitride transistor (GaN Transistor), also known as high electron mobility transistor (HEMT), is a third-generation wide bandgap semiconductor device based on gallium nitride (GaN) material.The technology was prepared on a (100)-silicon base for the first time by French and Swiss scientists, breaking through the limitations of the original material, compatible with the silicon-based CMOS process, and significantly reducing manufacturing costs [3-4].Its core structure uses gallium nitride and aluminum gallium nitrogen heterojunction to form a two-dimensional electron gas (2DEG), the electron mobility can reach 1500-2000 cm2/V·s, and the switching speed and on-resistance performance are better than traditional silicon-based devices.
The transistor uses a silicon-based substrate, the cost is reduced to 50 cents per square centimeter, supports the production of large-size wafers with a diameter of 30 centimeters, withstands an electric field strength of more than 50 times that of silicon devices, and the operating temperature exceeds 1000℃, which can reduce cooling requirements.Its high-frequency characteristics (such as 1 THz operating range) and high power density are suitable for 5G base stations, radio frequency amplifiers, solar inverters and high-efficiency power conversion systems.For example, 5-watt gallium nitride lighting equipment can achieve 60-watt incandescent lamp brightness, and the energy consumption can be reduced by 30%-40% after the application of mobile base stations.The main technical challenges include manufacturing cost and process complexity, but reliability can be improved through structural optimization (such as enhanced design).
